ABSTRACT

Aluminum composites with high Silicon contents have been produced by Spark Plasma Sintering (SPS) technique to improve thermal conductivity (T.C.) and coefficient of thermal expansion (C.T.E) for heat spreading applications. The heat spreader should have to be compatible with both T.C and C.T.E to semiconductors or ceramic substrates, as well as good mechanical properties and low density of electronic components. Al-12 Si powders was used as a raw material and Si powders (45μm) were added with ratio friction 20, 30, 40, 50 and 60 mass% in total to produce Al-Si composites by SPS process under a condition of 500℃ and 2 minutes holding time. Also, Al-40 mass% Si composites were fabricated with different sintering temperatures (500℃,530℃) and different Si particle sizes (5μm, 45μm, 150μm ) in order to investigate the effect of sintering condition on relative density, microstructure and Vickers Hardness (HV). A few of theoretical model equations were used to predict the T.C. and C.T.E for each conditions. As conclusion, it is predicted that Al-40mass% Si with 45μm Si particle size at high sintering temperatures (530℃) are very suitable to produce the heat spreader by SPS process.

Abstract di atas adalah sedikit pengenalan kepada research yang telah aku jalankan sepanjang tahun ini,sebagai graduating research,yang mana setiap pelajar yang akan grad,wajib membuat research seperti ini, dan akan dibentangkan pada 2,3 hb Feb nanti.

Nampak macam complicated,sebetulnya takde lah susah sangat research ni,cuma banyak benda kena buat untuk dapatkan hasilnya.Mula-mula dulu take time gak nak fahamkan,sebab kena translate dari jepun ke BI, pastu ke BM.huhu skang Alhamdulillah,boleh faham apa yang kitorg buat, matlamat, result dll.

Dah sedaya upaya untuk gunakan simple English, kalau masih susah nak faham,mungkin sebab penggunaan engineering terms yang kadang aku sendiri pun tak tahu.Sekadar nak berkongsi, xperlu fahamkan semua pun.^^
